    Abstract: PROBLEM TO BE SOLVED: To provide a manufacturing method of a combined sensor in which sealing is performed at pressure not lowering the detection sensitivity of an acceleration sensor and an angular velocity sensor. SOLUTION: A movable body of an acceleration sensor and a vibrator of an angular velocity sensor are formed on the same sensor wafer spaced apart from each other by a wall. A cap wafer having gaps corresponding to movable mechanical components of the acceleration sensor and the angular velocity sensor is provided and an adsorbent divided into a plurality of divisional portions is disposed in the gap for the angular velocity sensor. After the sensor wafer and the cap wafer are bonded to each other at a temperature of the inactivation of the adsorbent and in an atmospheric pressure ambience of noble gas and activated gas, adsorbent divisional portions are activated in sequence to adsorb the activated gas so as to adjust pressure in the angular velocity sensor, thus manufacturing a combined sensor wafer.
