    摘要: According to this invention, a superluminescent diode includes a current injection portion having a current injection electrode formed adjacent to a first end face, a light-absorption portion contiguous with the current injection portion; and a waveguide continuously formed to extend from the current injection portion to the light-absorption portion. The waveguide is constituted by an active layer and a member which completely buries the active layer, has a bandgap larger than that of the active layer, and is formed of a material having a small refractive index. The waveguide of the current injection portion is linearly formed to be perpendicular to the first end face. The waveguide of the light-absorption portion has an end portion for guiding reflected light in a direction different from a propagation direction of light propagating through the waveguide.

    摘要: In a semiconductor laser, a laminated multi-layer body is on a prescribed region of the surface of a semiconductor substrate of first conductivity type, and a burying laminated layer body surrounds the laminated layer body in contact with the lateral wall thereof. The laminated layer body includes a first cladding layer having the first conductivity type, a first active layer, a second cladding layer having the opposite conductivity type (second conductivity type) to that of the semiconductor substrate, a second active layer and a third cladding layer of the first conductivity type. The burying laminated layer body includes a semiconductor electrode layer of the second conductivity type and low specific resistivity which substantially contacts the second cladding layer, and two groups of burying layers respectively provided on the prescribed regions of the top and bottom surface of said semiconductor electrode layer. When a prescribed amount of direct current is supplied to a first electrode mounted on the upper side of the laminated layer body, a second electrode deposited on the bottom side of said laminated layer body and a third electrode set on the semiconductor electrode layer included in the burying layer body, then the first and second active layers arranged very close to each other simultaneously oscillate two independent laser beams admitting of modulation with a low threshold current value.

    摘要: A light source has a tunable wavelength single mode semiconductor laser. The laser outputs a single mode laser beam having a wavelength tuned in accordance with a drive current and emits, for an object to be detected, at least a first laser beam having a first wavelength which is absorbed by a gas to be detected and a second laser beam having a second wavelength which is not absorbed by the gas to be detected. A controller switches the drive current having a predetermined value corresponding to the first or second wavelength at a predetermined period and supplies the drive current to the laser and controls the drive current having the predetermined value corresponding to the first or second wavelengths so that the first or second laser beams are alternately output from the laser with substantially the same power while the first and second wavelengths are maintained. A light-receiving unit receives first and second response light components generated when the first and second laser beams emitted alternately from the laser are incident on the object to be detected and outputs electrical signals corresponding to received light amounts of the first and second response light components. A signal processor receives the electrical signals from the light-receiving unit and processes the presence/absence of gas detection in accordance with a difference between the received light amounts of the first and second response light components.
