    摘要: A nitride semiconductor device is made using a molecular beam epitaxy growth apparatus having a gas source for supplying a compound including gaseous nitrogen, solid body sources for supplying Group III constituents, and sources for supplying n-type and p-type dopants. A gaseous state compound containing nitrogen, and a Group III constituent is supplied to the surface of a substrate, wherein the substrate is at a temperature of 300.degree. to 1000.degree. C. and is under a pressure of less than 10.sup.-5 Torr, to produce a first layer of oriented polycrystalline nitride semiconductor on the substrate at a growth rate of 0.1 to 20 Angstroms/second. Subsequently, a gaseous state compound containing nitrogen and a Group III constituent is supplied to the surface of the first layer of the substrate to produce a single crystal nitride semiconductor layer on the first layer at a growth rate of 0.1 to 10 Angstroms/second. The resultant nitride semiconductor device comprises a substrate, a first layer of an oriented polycrystalline nitride semiconductor of less than 5000 Angstroms thickness and disposed directly on the substrate, an operating layer of a single crystal nitride semiconductor disposed directly on the first layer, and at least two electrical terminals connected at predetermined locations, with at least one terminal being connected to the first layer.

    摘要: A distributing valve for the speed governor of a hydraulic turbine or the like is provided, which is structured such that air can be vented reliably therefrom. Also provided is a structure of the distributing valve facilitating the machining or assembly of the distributing valve. The distributing valve is structure such that the direction of movement of a plunger 16 of the distributing valve is horizontal, with air vent valves 37 being provided at the highest portion of each of ports a, b, and c of the distributing valve. In addition, the plunger 16 and control pistons 18 and 20 are separately structured, with the control pistons 18 and 20 disposed at either end of the plunger 16. The structure allows the air vent valves 37 to be disposed at the highest portion of the distributing valve, so that air can be vented out of a pressure oil system reliably. Because the structure does not require the high levels of precision in terms of perpendicularity and eccentricity that are required in an integral structure of the plunger 16 and the control pistons 18 and 20, manufacture and assembly of the structure is facilitated.

    摘要: Fluorine or fluorine compounds dissolved at low concentrations in water are efficiently separated by use of hydrated rare earth oxides or insoluble hydrated rare earth salts, particularly hydrous rare earth fluorides or hydrous rare earth phosphates, as the adsorbent. By bringing fluorine dissolved water of pH 2-7 into contact with said adsorbent, fluorine is adsorbed on the adsorbent, and the adsorbed fluorine can be desorbed by contact with an alkali solution of pH 10 to 14 to regenrate said adsorbent. Also, by addition of a precipitating agent for fluorine to the desorbed solution, fluorine compounds can be separated by precipitation and the filtrate can be reused as the regenerating solution for the adsorbent.
