An increased etching resistance to a halogen-containing plasma is produced in a lithographically generated photoresist structure by treatment with a reactant. The reactant comprises predominantly aromatic structures and includes reactive groups that are suitable for chemical reaction with further reactable groups of the photoresist. In an embodiment, the photoresist includes anhydride or epoxy groups that are suitable for structuring with deep ultraviolet light.

A lapping device for surface enhancement of bulk material including a treatment chamber which is closed gas-tight and is charged with an inert gas, at least one vibratory conveyor being arranged in the treatment chamber and an arrangement for creating motion between a lapping abrasive liquid and the goods on the conveyor to form a surface enhancement for the goods. The arrangement for creating motion can be either abrasive nozzles for creating a jet of abrasive material directed onto the goods, the movement of the vibratory conveyor through a bath of the lapping abrasive or a combination of both. The lapping device is particularly useful for pretreatment of bulk goods which are to be electro-plated.

An electroplating apparatus having electroplating tank which is closable air-tight and charged with an inert gas above the electrolyte and also includes one vacuum lock for charging and discharging goods to be electroplated. The lock chamber of the vacuum lock is equipped with an inner lock door and an outer lock door and is preferably evacuated with the assistance of a vacuum pump so that solvent vapors can be condensed during evacuation in a condenser. The apparatus increases the useful life of the electrolyte, particularly an aprotic, aluminum-organic electrolyte which is used in aluminum plating in comparison to previously known locks which use gas and liquid locks.

An apparatus for electrolytic surface treatment of bulk goods includes a tank for the acceptance of the treatment bath, an arrangement for connecting the goods to be treated to at least one pole of an electrical source, an electrode disposed in the bath connected to the other pole opposite the one pole, a vibratory conveyor having a helically ascending conveyor track and an arrangement for receiving the goods from the end of the conveyor track and returning them to the beginning of the track by a return device so that they will pass through the bath at least one more time. The arrangement for receiving includes a switch arrangement for selectively shifting the goods discharged from the end of the track between the return device and a discharge station. The apparatus is particularly suitable for electro-deposition of aluminum from an aprotic, oxygen-free and water-free, aluminum-organic electrolyte.

An apparatus for the mass electroplating of bulk goods comprising a plating tank for the acceptance of an electrolyte, a goods carrying dish immersed in the electrolyte and rotatable around an inclined axis, a disk-shaped electrode immersed in electrolyte and extending mainly parallel to the floor of the carrying dish characterized by the floor of the carrying dish having a helically extending track which will spread the goods throughout the floor during a plating operation. The helical track preferably has a saw-toothed cross section and the dish preferably has one sliding door in a peripheral wall to enable discharge of the goods from the dish after the plating operation. The plating tank is preferably gas tight and is provided with admission and discharge locks so that it is particularly useful for mass aluminum-plating utilizing an aprotic, oxygen-free and water-free, aluminum-organic electrolyte.

A device for continuously processing an article such as by electroplating including a tank equipped with a horizontally disposed rotating electroplating drum, an entry station disposed for introducing an article to one end of the drum and an exit station for removing the processed article from the drum. The electroplating tank as well as the entrance and exit stations are provided with gas-tight seals so that the device may be utilized for an oxygen-free and water-free aluminum-organic electrolyte for the electrodeposition of aluminum. Preferably, the entrance and exit stations contain liquid locks to prevent the controlled atmosphere above the electrolyte from being contaminated.
