The present invention provides a method for forming substrates for MOS (metal oxide semiconductor) transistor, comprising the following steps: (A) In a reduced-pressure environment having a pressure lower than 1×10−6 Torr, a base for accomplishing the surface reconstruction and a solid-state metal oxide source is provided, wherein the solid-state metal oxide source is chosen from the group consisting of the following: hafnium oxide, aluminum oxide, scandium oxide, yttrium oxide, titanium oxide, gallium gadolinium oxide and metal oxides of rare earth elements; and (B) vaporize the solid-state metal oxide source in order to make the solid-state metal oxide source become a metal oxide molecular beam and, in a working substrate temperature that is required to achieve an amorphous state of a first metal oxide film, deposit on the base having an amorphous state so as to further fabricate a substrate for MOS transistors.

A white light emitting device is composed of at least more than one blue light LED which can emit a blue light, at least more than one red light LED which can emit a red light, and an illuminator made by uniformly mixing a greenish yellow illumination material, a blue illumination material, and a transparent glue, wherein the illuminator can absorb the blue light, such that the illuminator will be excited to a first mixed light having a wavelength different than that of the blue light. The first mixed light is mixed with a red light emitted from the red light LED to release a second mixed light which is provided with a high rendering effect and saturation of color.

Disclosed is a method of manufacturing a phase-change memory in which the lower electrode of the phase-change memory device is formed using barrier metal for forming a metal interconnection and a via in damascene and dual damascene processes. The method includes the steps of patterning an insulating layer on a semiconductor substrate, sequentially forming barrier metal and metal on the patterned insulating layer, polishing the metal by a CMP process to planarize the metal and patterning the planarized barrier metal to a lower electrode of a desired phase-change memory device, depositing an insulating layer on the patterned lower electrode, forming a hole in the deposited insulating layer, and forming an upper electrode on the resultant material to pattern the upper electrode, and depositing an insulating layer on the upper electrode and forming a via for connecting a metal interconnection and the lower electrode to each other. Therefore, additional deposition for forming the lower electrode is not necessary. Also, copper (Cu) and copper alloy are used, interconnection resistance is reduced to be stabilized so that it is possible to improve the characteristic of the semiconductor device.

A field emission display (FED) with an integrated triode structure is provided. The FED can be manufactured without using a complex packaging process and have a significantly reduced well diameter and a significantly reduced cathode-to-anode distance. In the FED, front and rear panels form a single body using an anode insulating layer as an intermediate. A method for manufacturing the FED using anodic oxidation is also provided.
