    摘要: A narrow trench (2) is formed in a memory circuit region (4) and a wide trench (200) is formed in a logic circuit region (5). An oxide (3B) is formed by CVD to fill the trench (2) and planarization is performed thereon. A thin oxide film (7) is formed by thermal oxidation in an active region, and a polysilicon (15A) for gate electrode is formed and etched only in the memory circuit region (4). At this time, the polysilicon (15B) remains in a seam (6). An oxide film (11) is deposited by CVD, to play the first role of covering the seam (6) and the second role of constituting a thick oxide film together with the oxide film (7). Thus, the trenches of different widths and the oxide films of different thicknesses are formed in a semiconductor substrate, to solve the problem of burying failure which is likely to occur in a narrow trench.

    摘要: A technique for preventing a decrease in alignment accuracy during a photolithography process is provided. A substrate (1) is prepared, in the surface (80) of which trenches (7) for use as alignment marks and trenches (17, 27) each forming an element isolation structure are formed and on the surface (80) of which a polysilicon film (3) is formed, avoiding the trenches (7, 17, 27). The trenches (7, 17, 27) are filled with an insulation film (30). The insulation film (30) is then selectively etched to partially remove the insulation film (30) in the trenches (7) and to leave the insulation film (30) on side and bottom surfaces (81, 82) of the trenches (7). Using the insulation film (30) in the trenches (7) as a protective film, the polysilicon film (3) is selectively etched. The use of the insulation film (30) in the trenches (7) as a protective film prevents the substrate (1) from being etched and thereby prevents the shape of the trenches (7) from being changed. This results in prevention of a decrease in alignment accuracy during a photolithography process.

The ink is an ink for ink jet recording system employing an thermal energy, containing a monoazo pigment, a resin and a surfactant represented by the following formula (1). A proportion of a molecular weight of an ethylene oxide group moiety occupying the surfactant is 10% or more and 85% or less, the monoazo pigment is a self-dispersible pigment to the particle surface of which at least one hydrophilic group selected from the group consisting of —COOM, —SO3M, —PO3HM and —PO3M2 is bonded directly or through another atomic group, and the acid value of the resin is 240 mg KOH/g or less.

The coloring material exhibits a small (9 or less) color difference ΔE value which is determined by a method including a series of specific steps and is represented as the square root of (L1-L2)2+(a1-a2)2+(b1-b2)2. The specific water-soluble organic solvent has an evaporation rate X smaller than that of water and a moisture absorptivity Y, the values of X and Y satisfying the relation of Y≦2.8X+10. The content of the specific water-soluble organic solvent is 50 mass % or more of the total amount of water-soluble organic solvents contained in the ink.
