A cleaning method which comprises cleaning an object with a detergent prepared by compounding a basic detergent such as an organosilicon detergent or an isoparaffinic detergent with a detergency improver such as a surfactant or a hydrophilic solvent, rinsing the cleaned object with the basic detergent, and drying it with warm air or steam. Since the basic detergent can be recovered for reuse, the economic advantage of the use of a plurality of detergents is enhanced. Since the detergent comprises an organosilicon or isoparaffinic detergent and additives such as a surfactant or a hydrophilic solvent, it has degreasing and draining properties comparable to those of chlorofluorocarbon detergents and is harmless from the aspect of environmental pollution.

A high melting point metallic silicide target according to the present invention has a fine mixed system comprising MSi2 particles (here, M denoting high melting point metal) and Si particles and is characterized in that the number of MSi2 particles independently existing in a cross-sectional area of 0.01 mm2 of the mixed system is equal to or less than 15, that the average grain size of the MSi¿2? particles is equal to or less than 10 νm, and the maximum grain size of free Si particles existing between MSi2 particles is equal to or less than 20 νm. The target has a fine mixed system, high density and uniform constituents, and is highly pure with little impurities such as oxygen being contained. By using this target it is possible to reduce variation in film resistance in the surface of particles and/or wafers and film impurities which are generated during sputtering, thereby making it possible to improve the yield in production of semiconductor devices and reliability of the devices so produced.

For use as a water-base detergent, it further comprises a polyoxyalkylene-containing polyorganosiloxane, a surfactant and water. It is thus possible to obtain a good dispersion as a watery system free from environmental destruction and environmental pollution and a detergency comparable to that of a fluorocarbon detergent. For use as a draining detergent, it comprises the above low-molecular polyorganosiloxane, alone or together with a surfactant and/or a hydrophilic solvent. It is thus possible to obtain an effect of washing and water replacement comparable to that of a fluorocarbon detergent, etc. and safety for the environment.

As a result of adjusting the types of phosphor material used and the mixing proportions for the white light sources, the white light source system continuously reproduces daily changes in sunlight for a specified, season and a specified region and reproduces a white light that takes safety issues into consideration by improving the device structure.
