    摘要: A semiconductor device has a sapphire substrate, a semiconductor layer made of GaN provided on the sapphire substrate, a multilayer film provided on the semiconductor layer, and an electrode in ohmic contact with the multilayer film. The multilayer film has been formed by alternately stacking two types of semiconductor layers having different amounts of piezopolarization or different amounts of spontaneous polarization and each containing an n-type impurity so that electrons are induced at the interface between the two types of semiconductor layers. This allows the contact resistance between the electrode and the multilayer film and a parasitic resistance in a current transmission path to be reduced to values lower than in a conventional semiconductor device.

    摘要: A field effect transistor includes a first semiconductor layer made of a multilayer of a plurality of semiconductor films and a second semiconductor layer formed on the first semiconductor layer. A source electrode and a drain electrode are formed on the second semiconductor layer to be spaced from each other. An opening having an insulating film on its inner wall is formed in a portion of the second semiconductor layer sandwiched between the source electrode and the drain electrode so as to expose the first semiconductor layer therein. A gate electrode is formed in the opening to be in contact with the insulating film and the first semiconductor layer on the bottom of the opening.

    摘要: A weight measuring device comprising a base fixed to an object, a strain detection substrate fixed to the base, a fitting pin fixed to the strain detection substrate, an arm rotatably attached to the base by a support pin, and a leaf spring with one end fixed to the arm and the other end supported by the fitting pin. The weight measuring device further comprises a second arm with one end receiving the load of the object to be measured and the other end fixed to the arm through a link pin. By the configuration of the present invention, the load applied to the strain detection substrate is reduced, and a weight measuring device improved in detecting resolution is obtained. Furthermore, the weight measuring device of the present invention is unitized, and the weight measuring device can be easily built into various equipment.

    摘要: The present invention provides an information sharing apparatus that realizes global information sharing based on partial information which is locally released by communication. The information sharing apparatus includes information management devices each of which has a pipe management system and communicates with each other to transmit information. The pipe management system includes a pipe management part that manages a set of pipes. Each pipe has detailed items and their weights to represent a relationship between two information management devices. The pipe management system further includes a pipe retrieving part that retrieves a pipe matching a request of the user from the set of pipes managed by the pipe management part and a pipe composing part that generates a new pipe by composing retrieved pipes. The pipe management system transmits user's request to the other systems. Thereby pipes matching the request are composed to expand a pipe held by the system that originally transmitted the request.
