    摘要: A freeze-thawing tank assembly includes an upright vessel having a hollow defined therein for accommodating therein a quantity of fluid medium to be treated. The vessel is closed at an upper end by a lid and at a lower end by a normally closed discharge valve. A plurality of double-walled structures are accommodated within the hollow of the vessel in equally spaced and parallel relation with each other. Each of the double-walled structures has a fluid passage defined therein for the flow of a heat-exchanging fluid medium and also has a fluid inlet and outlet communicated with the fluid passage. The fluid medium to be treated may be alternately frozen and thawed by passing the heat-exchanging medium through the fluid passages in the double-walled structures.

    摘要: A semiconductor device according to the invention has a channel layer, which is sandwiched by a first and a second barrier layers, and an electron supply layer for supplying the channel layer with electrons through at least one of the barrier layers. The channel layer has a superlattice structure formed by periodically repeating, in the direction of electron movement, a first and a second semiconductor material regions, each of which has a different band gap from the other. With this superlattice structure, a plurality of mini-bands are formed within a potential well, which is formed by the first and second barrier layers. Impurity concentration of the electron supply layer is so controlled that electrons may move mainly within a mini-band in which effective mass of electrons is minimum among those mini-bands. Thus, a semiconductor device having a high electron mobility in the room temperature can be obtained without requiring high purification of crystal.

    摘要: An interline transfer or frame interline transfer CCD solid image sensor is adapted to read out signal charges from light receiving sections of a matrix array by means of vertical charge transfer sections and horizontal charge transfer sections. A plurality of horizontal charge transfer sections are formed for lowering the horizontal transfer frequency. The voltage transition in the transfer gate across the horizontal charge transfer sections is caused to occur stepwise or temporally slowly to improve the transfer efficiency across the horizontal charge transfer sections. A smear drain region for sweeping out unnecessary charges is formed along the horizontal charge transfer sections. The transfer electrode of the horizontal charge transfer sections connected to the busline wiring is patterned to clear contact holes provided in the smear drain region to provide for positive overflow without increasing the chip area.
