    摘要: A SiC semiconductor device includes: a SiC substrate having a drain layer, a drift layer and a source layer stacked in this order; multiple trenches penetrating the source layer and reaching the drift layer; a gate layer on a sidewall of each trench; an insulation film on the sidewall of each trench covering the gate layer; a source electrode on the source layer; and a diode portion in or under the trench contacting the drift layer to provide a diode. The drift layer between the gate layer on the sidewalls of adjacent two trenches provides a channel region. The diode portion is coupled with the source electrode, and insulated from the gate layer with the insulation film.

    摘要: An optical encoder comprising a light-receiving part having photodiodes equal in number to the common multiplier of a number of slits facing the light-receiving part and a number of movement information signals. Output terminals of the photodiodes are connected so that the movement information signals are respectively obtained by adding output signals of the plurality of photodiodes out of the photodiodes equal in number to the common multiplier. The twelve photodiodes are balancedly arranged corresponding to three slits and a light-receiving area of each photodiode is made smaller by subdiving each photodiode. The optical encoder suppress difference, distortion and variance of the movement information signals or the like obtained from the light-receiving part with the result that accurate movement information is obtained.

    摘要: An air conditioning system has a compressor that compresses a refrigerant and is capable of changing a flow rate of the refrigerant to be discharged, and an evaporator for evaporating the refrigerant to cool air. The evaporator is arranged in a casing that forms a passage to direct air into a vehicle cabin. When the refrigerant flow rate remains smaller than or equal to a predetermined flow rate substantially over a first predetermined time from when the refrigerant discharge flow rate falls to or below the predetermined flow rate, the compressor is operated so that the refrigerant discharge flow rate becomes greater than the predetermined flow rate at least over a second predetermined time that is shorter than the first predetermined time. In intermittent operation mode, the discharge flow rate is made greater than the predetermined flow rate for only a second elapsed predetermined time at every elapsed time.

    摘要: An air conditioner for a vehicle having a passenger compartment has an electric-powered hot water pump in addition to a mechanical hot water pump driven by an engine mounted on the vehicle. The electric-powered hot water pump is activated while the engine is stopped. However, the electric-powered hot water pump is kept in a non-activation state while an air mix door is positioned in a low temperature side as compared to a predetermined value and an elapsed time after the engine is stopped is within a predetermined time so that power consumption by the electric-powered hot water pump can be decreased suitable for a hybrid vehicle having a driving motor in addition to the engine.
