A structure for reducing the OFF current of an active matrix display. In the active matrix display, plural TFTs are connected in series with each one pixel electrode. Of these TFTs connected in series, at least one TFT excluding the TFTs located at opposite ends is maintained in conduction. Alternatively, at least one capacitor is connected between the junction of the drain and source of each TFT connected in series and an AC grounded point. Thus, the amount of electric charge released from auxiliary capacitors during cutoff of the TFTs is reduced.

In a semiconductor integrated circuit, a plurality of thin film transistors (TFTs) are formed on the same substrate having an insulating surface. Since gate electrodes formed in the TFTs are electrically insulated each other, voltages are applied independently to gate electrodes in an electrolytic solution during an anodization, to form an anodic oxide in at least both sides of each gate electrode. A thickness of the anodic oxide is changed in accordance with characteristics of the TFT. A width of high resistance regions formed in an active layer of each TFT is changed by ion doping using the anodic oxide having a desired thickness as a mask.

An improved liquid crystal optical device utilizing a ferroelectric liquid crystal and a driving method for the same are described. A ferroelectric liquid crystal material disposed between a pair of substrates in the optical device has a coefficient of viscosity of 5000 cps to 30000 cps and a negative dielectric anisotropy at operational temperatures, e.g. between 10.degree. C. and 40.degree. C. The liquid crystal consists of a number of layers normal to the substrates. The constituent layer in turn consists of liquid crystal molecules parallel to the substrates. Misalignment of the molecules yields bends in the layered structure which degrades the contrast ratio. When given alternating electric fields, the molecules are subjected to an electric torque which exerts thereon in order to force the molecules parallel to the substrate by virtue of the negative dielectric anisotropy so that the bends can be removed.

The liquid crystal display device includes at least one liquid crystal element which is supplied with a drive signal via a non-single-crystal semiconductor diode serving as a non-linear element and a photo diode of the same structure as the non-single-crystal semiconductor diode serving as the non-linear element of the liquid crystal display device. The liquid crystal display device and the photo detecting device are disposed side by side on the transparent substrate. The liquid crystal element, the non-linear element, the non-single-crystal element and the non-single-crystal semiconductor diode, as the non-linear element, of the liquid crystal display device are formed adjacent one another on the transparent substrate. The one electrode of the liquid crystal element and the one electrode of the non-single-crystal semiconductor diode, serving as the photo diode are both formed on the transparent substrate and are transparent. The one electrode of the non-single-crystal semiconductor diode serving as the non-linear element is also formed on the transparent first substrate but is nontransparent.
