    摘要: In a radio telephone equipment which includes a portable radiotelephone (100) and a booster (400), an output from the portable radiotelephone (100) whose output level is set according to a level control signal transmitted from a base station is amplified with a preset amplification factor by an automatic gain control circuit (22) provided in the booster (400). As a result, since the amplification factor of the amplifier in the booster and the portable radiotelephone are independently controlled, the booster can be connected to even a portable radiotelephone which is designed without considering that it will be connected to the booster.

    摘要: A gas sensor element has a solid electrolyte of an oxygen ion conductivity, a target gas electrode formed on one surface of the solid electrolyte, a reference gas electrode formed on the other surface of the solid electrolyte, a porous diffusion resistance layer through which the target gas passes to reach the target gas electrode, and a catalyst layer formed on an outer surface of the porous diffusion resistance layer. The target gas electrode is formed around the porous diffusion resistance layer. The catalyst layer contains noble metal catalysts. The noble metal catalysts contain at least rhodium and palladium. A content of rhodium is not less than 10 mass % and a content of palladium is not less than 20 mass % to the entire of the noble metal catalysts.

    摘要: The GaN-based semiconductor element 20 of the present invention comprises the buffer layer 2 formed on the sapphire (0001) substrate 1, the channel layer 3 comprised of the undoped GaN layer, and the electron supply layer 4 comprised of the undoped AlGaN layer. The buffer layer 2 is comprised of the n-GaN layer having n-type conductivity. The configuration is adopted as the structure to be able to control the electric potential of the buffer layer 2, wherein the source electrode 6 is implanted into the epitaxial layer (the channel layer 3 and the electron supply layer 4) to be formed on the buffer layer 2, and it is extended to the depth reaching the buffer layer 2 for ohmic contacting to the buffer layer 2. It is able to fix the electric potential of the buffer layer 2 comprised of the n-GaN layer for being equal to that of the source electrode 6 because the source electrode 6 is ohmic contacted to the buffer layer 2.
