Provided are a semiconductor device which enables reduction of diffusion of Si in the manufacturing process of an MIPS element and suppression of an increase in EOT, and a method of manufacturing the same. An embodiment of the present invention is a semiconductor device including a field effect transistor having a gate insulating film provided on a silicon substrate and a gate electrode provided on the gate insulating film. The gate electrode is a stack-type electrode including a conductive layer containing at least Ti, N, and O (oxygen) and a silicon layer provided on the conductive layer, and the concentration of oxygen in the conductive layer is highest in the side of the silicon layer.

A method for recovering sensible heat from a thermally decomposed high temperature hydrocarbon gas product in the form of high pressure steam of from 40 to 100 kg/cm.sup.2 has been discovered. This method comprises pre-cooling at first the thermally decomposed gas product of high temperature by mixing said gas product with sprayed low temperature hydrocarbon oil as a quenching oil to a temperature of about 300.degree. to 400.degree. C.; and then passing the resulting mixture through the tubes of a shell-and-tube type heat exchanger so as to transfer the heat of said mixture into a high pressure water flowing through the space of the shell side thereof to recover a high pressure steam, followed by separating the condensed hydrocarbon oil from the mixture to reuse said oil by recirculation.

A process for producing a low sulfur content fuel oil in a high yield from a starting oil having a high sulfur content, which comprises (1) treating a residual petroleum oil with hydrogen at a temperature of about 350.degree. to 450.degree. C and a pressure of about 50 to 200 Kg/cm.sup.2 at a liquid hourly space velocity of about 0.2 to 4 l/H.l in the presence of a catalyst, (2) introducing an inert gas or steam at a temperature of about 400.degree. to 900.degree.C and pyrolyzing the treated oil at a temperature of about 350.degree. to 500.degree.C and at a pressure of about atmospheric pressure to 100 Kg/cm.sup.2 with a residence time of about 0.5 to 10 hours, and (3) hydrodesulfurizing the pyrolyzed oil at a temperature of about 300.degree. to 400.degree.C and a pressure of about 30 to 100 Kg/cm.sup.2 at a liquid hourly space velocity of about 0.5 to 4 l/H.l in the presence of a desulfurizing catalyst.

The mass production system disclosed herein provides a method for producing highly aromatic petroleum pitch, comprising, preheating a liquefied petroleum residuum to a temperature of 450.degree.-520.degree. C. by passing the same through a tubular heater for 0.5-15 minutes, feeding the preheated residuum into a reaction vessel, thermally cracking the same by introducing an inert gas heated to a temperature of 400.degree.-2,000.degree. C. through a heating furnace into the reaction vessel for direct contact with the residuum for 0.5-10 hours, and adjusting to be coincident the ratio of the number of feeding flow lines for the preheated residuum from the tubular heater into the reaction vessels to the total number of reaction vessels with the ratio of the charging time .theta.C required for charging one reaction vessel with one feeding flow of preheated residuum to the total time .theta.T required for carrying out one batch of the thermal cracking in one reaction vessel.
