Conductive traces may be formed on a first side of the first semiconductor die, where the first side includes integrated circuitry coupled to the conductive traces. Moreover, conductive pads may be formed on a surface of the molding, which is coplanar with the first side. The conductive pads are coupled to first ends of the TMVs, where second ends of the TMVs are coupled to bond wires connected to one or more second semiconductor dies that the first semiconductor die carries. Conductive bumps can be formed on the conductive traces and pads such that the first semiconductor die and the molding attached thereto can be directly attached to a printed circuit board.

A substrate, assembly and method for bonding and electrically interconnecting substrates are provided. According to the method, two substrates are provided, each comprising metal contact structures that are electrically isolated from each other by a bonding layer of dielectric material. Openings are produced in the bonding layer, the openings lying within the surface area of the respective contact structures, exposing the contact material of the structures at the bottom of the openings. Then a layer of conductive material is deposited, filling the openings, after which the material is planarized, removing it from the surface of the bonding layer and leaving a recessed contact patch in the openings. The substrates are then aligned, brought into contact, and bonded by applying an annealing step at a temperature suitable for causing thermal expansion of the contact structures. Deformation of the conductive material of the contact structures through creep pushes the material into the openings from the bottom up, thereby bringing the contact patches into mutual and conductive contact.

The flux material substantially vaporizes during the reflow to reduce the occurrence of short circuits. The electrical components can be placed over the substrate with narrow spacing and higher density given the use of the flux material to make electrical connection. An encapsulant is deposited over the electrical component.

The embodiment derives a temporal attribute value representative of a time pattern formed by the times of the first series of events and designates the temporal attribute value as a temporal criterion for grouping records in the bucket. The lock address contention table also includes a state value that indicates progress through a series of states meant to track whether a load by the core in a spin-loop associated with semaphore acquisition has obtained the semaphore in an exclusive state. Upon detecting that a load in a spin-loop has obtained the semaphore in an exclusive state, the core responds to incoming requests for access to the semaphore with negative acknowledgments. This allows the core to maintain the semaphore cache line in an exclusive state, which allows it to acquire the semaphore faster and to avoid transmitting that cache line to other cores unnecessarily.

The detection is based on executions of a loop where the operand values for the exit condition don't change. A confidence level can be used that increases with each execution of a backward branch while in the spinning state.
