摘要: Detection of failure mode peculiar to a high-electron mobility transistor is available. A control circuit controls a gate voltage switching portion so that the gate voltage applied to a transistor may become a given checking voltage. The checking voltage may be set to a pinch-off-voltage of the transistor, for example. The control circuit detects a current value of the drain current flown when the checking voltage is applied, thereby detecting a failure of the transistor based on the current value. According to the present invention, since failure detection is made on the basis of the drain current value flown when the checking voltage set up apart from an operating voltage is applied as the gate voltage, failure mode which is peculiar to the high electron mobility transistor and which is hardly detectable in an ordinary operating state becomes detectable.

摘要: A gas-water separator provided with a cylindrical partition wall member disposed in an upper portion within a casing of the separator to form an annular space between the partition wall member and the casing, with rotary vanes being disposed in the annular space and with upper and lower portions of the annular space and an inside bore of the partition wall member being connected to an inlet side, a drain valve portion and an outlet side, respectively, of the separator. The separator is provided with obliquely, downwardly inclined walls and spiral walls, each projecting outwardly gradually from an upper end of each of the inclined walls toward a lower end thereof and connected in a stepped configuration to a radial end wall at the lower end of the inclined wall. The obliquely, downwardly inclined walls and the spiral walls are formed on an outer peripheral surface of the cylindrical partition wall member, and, consequently, fluid rotates in the annular space and moves more outwardly than in a tangential direction of the annular space so as to be blown in a better condition against the inner surface of the casing located around the annular space.

摘要: On a first region that is a part of one main face of a semiconductor substrate 1, a first semiconductor laser structure 10 is formed so as to have a first lower cladding layer 3, a first active layer 4 with a first quantum well structure and first upper cladding layers 5, 7, which are layered in this order from the semiconductor substrate side, thereby forming a first resonator. On a second region that is different from the first region, a second semiconductor laser structure 20 is formed so as to have a second lower cladding layer 13, a second active layer 14 with a second quantum well structure and a second upper cladding layer 15, 17, which are layered in this order, thereby forming a second resonator. End face coating films 31, 32 are formed on facets of the first and the second resonators, and a nitrogen-containing layer 30 is formed between the facets of the first and the second resonators and the facet coating film. In the semiconductor laser device provided with a high-output dual-wavelength lasers that are formed monolithically, the decrease of the COD level during the high-output operation of the laser can be suppressed.
