A quenchable VCO that is adapted to be used in switched band synthesizer applications. The VCO may be formed from a heterojunction bipolar transistor (HBT) in a common collector configuration. A quenching circuit which includes a p-i-n diode, is electrically coupled in series with the collector of the HBT. The p-i-n diode is adapted to be monolithically integrated with the HBT. Since the p-i-n diode is electrically connected to the collector of the HBT, as opposed to the base and emitter terminals of the HBT, which forms the main oscillator feedback loop, the Q-factor of the p-i-n diode will have relatively less loading on the phase noise of the HBT oscillator. Moreover, since the p-i-n diode is isolated from the base-emitter junction, the configuration will result in reduced frequency pulling and generation of spurious oscillation and transient effects due to the switching of the p-i-n diode quenched circuit. The use of a p-i-n diode for quenching of VCO also provides other inherent advantages over other types of semi-conductor switches, such as FET, Schottky diodes, PN diodes for quenchable VCO applications because p-i-n diodes are relative insensitive to RF and noise modulation. Because the p-i-n diode can be constructed from existing HBT collector-base MBE epitaxy layers, the quenching circuit can be manufactured relatively inexpensively.

There is provided a tuner capable of improving reliability thereof with reduced power consumption and reduced heat generation. In the tuner, one wideband amplifier circuit including one transistor constitutes a buffer amplifier. The wideband amplifier circuit is coupled with a first local oscillator circuit in a DC coupling style. With the above-mentioned arrangement, the buffer amplifier is allowed to have a simplified circuit construction and reduce noises. Since the amplifier circuit and the local oscillator circuit are coupled with each other in a DC coupling style, reduced power consumption can be achieved.

The object of the invention is a voltage controlled oscillator with improved tuning linearity, which comprises an oscillating transistor (T, 1), a resonator circuit (C11, C12, 11, 12, 19, 20) formed by a capacitance diode (D, 20) and an inductance (L1, 19), whereby the resonator circuit is connected to one of the transistor's (T, 1) electrodes and defines together with the transistor's internal capacitance and external capacitances the oscillator output frequency provided by the transistor. The output frequency can be changed with an external control voltage (V.sub.cntrl) supplied to the cathode of the capacitance diode (D, 20), the control voltage having minimum and maximum values, whereby the oscillator output frequency (f.sub.vco) is arranged to change within a certain frequency band in accordance with the control voltage (V.sub.cntrl). The resonance circuit (RES) is arranged at the current draining electrode (collector) of the transistor to have an effect on the linearity between the control voltage (V.sub.cntrl) and the output frequency (f.sub.vco). The resonance circuit according to the invention provides an approximately linear tuning sensitivity also at low control voltages.

A frequency modulation signal demodulator receives an intermediate frequency signal to demodulate a FM signal. The frequency modulation signal demodulator includes a voltage-controlled oscillator having variable capacitance diodes. The voltage-controlled oscillator varies the oscillating frequency of a signal by controlling a voltage across the variable capacitance diodes using a DC voltage. Also included is a phase comparator which produces a phase difference by comparing the phase of the intermediate frequency signal to the phase of the signal from the voltage-controlled oscillator and provides a direct current voltage signal corresponding to the phase difference. Also included is a differential amplifier which has an adjustable reference voltage source. The differential amplifier amplifies the direct current voltage signal to produce a demodulated signal. The demodulated signal is negatively fed back to the voltage-controlled oscillator as the direct current signal.

The dissimilarity causes the tuning gain factor of the resulting oscillator to be an increasing function of increasing frequency. The present invention resides in a push-push voltage controlled oscillator (VCO) utilizing parallel LC resonant tank circuits for improved phase noise characteristics. The push-push VCO of the present invention includes two voltage controlled oscillators connected in parallel and in phase opposition, with each oscillator including a transistor connected in series with the parallel LC resonant tank circuit. The oscillators operate at the same resonant frequency f.sub.0, but are 180 degrees out of phase. Therefore, the fundamental and odd harmonics of the resonant frequency f.sub.0 cancel each other out and the even harmonics add together to produce an output signal at twice the resonant frequency f.sub.0.

A frequency modulator utilizing a frequency synthesizer is disclosed. The modulator is especially useful in a mobile radio communication apparatus. The synthesizer includes a phase locked loop made up of a voltage controlled oscillator (VCO), a programmable frequency divider, a phase comparator, a second frequency divider, a reference oscillator, and a low-pass filter. When a channel control signal is input to the programmable frequency divider, the modulator sensitivity of the voltage controlled oscillator is undesirably deviated according to the channel selection. An increase of the modulator sensitivity due to an increase of the oscillation frequency is compensated for by adding a simple FET to the VCO bias circuit. A control voltage from the phase locked loop is applied to both the voltage controlled oscillator and its bias circuit. The modulator can compensate for changes in sensitivity over a wider frequency bandwidth without expanding the circuit elements of the bias circuit therefore making the modulator especially useful for portable use.

A frequency divider is disclosed that includes two bipolar transistors coupled as a Darlington pair, where the base of the first transistor receives an input signal to be divided, and where the common collectors of the transistors generate an output signal having a frequency equal to one-half or other integer submultiple of the input signal. The frequency divider also includes a feedback network operable for coupling a portion of the output signal from the output side of the transistors to the input side of the transistors. Such a frequency divider can provide signal conversion gain at microwave frequencies.
