A flip chip package includes a substrate and a semiconductor chip. The substrate includes a substrate body, a metal wiring having a terminal part some of which is disposed in the substrate body, a solder resist pattern formed on the substrate body with an opening for exposing the terminal part, and an organic anti-oxidation layer for covering the terminal part. The semiconductor chip has a bump formed through (e.g., penetrates) the organic anti-oxidation layer and is electrically connected to the terminal part. The present invention prevents oxidation of the terminal part and allows easy coupling of a bump of a semiconductor chip and the terminal part of the substrate, since an anti-oxidation layer including an organic matter is formed over a surface of a terminal part including copper which is easily oxidized.

Therefore, in this invention, since a circuit pattern is formed using only copper of a copper clad laminate, the width thereof is minimized, thus easily realizing a fine circuit pattern. Further, the landless via hole structure is applied, resulting in a highly dense circuit pattern.

The USN system and the method include a sink node performing a communication with a sensor node using at least one or more frequency signal having differential outputs; and a sensor node performing the communication with the sink node using the at least one or more frequency signal. The USN system and the method simultaneously use a control frequency signal having a high output power and a data frequency signal having an output power lower than that of the control frequency signal, thereby reducing a beacon transmission delay, enabling time synchronization between the sensor nodes, and preventing collisions between beacons due to beacon relays among the sensor nodes, so as to configure a more efficient sensor field.

The apparatus includes a transport frame management unit for creating MAC transport frames if data is generated from an upper protocol and application layer unit, classifying the created MAC transport frames by kinds, and managing the classified MAC transport frames by queues, a transport memory control unit for transmitting the transport frames at a high speed, and a transport frame transmission unit for responsible for the transmission of the transport frames by judging the transmission time of the frames. The apparatus can efficiently support the IEEE 802.15.3 standard by designing a queue structure capable of managing the WPAN MAC frames according to user's priority information and traffic characteristics in a WPAN device for supporting video/audio streams.
