Abstract: Derivative cancellation techniques have been used to linearize transistors using multiple discreet devices. However at frequencies approaching and in the mm-wave regime the use of individual devices no longer works due to the parasitics associated with combining the devices. In this invention device structures are described which apply the derivative cancellation technique in a single device thus removing the detrimental impact of combining. In one example, an N-polar transistor structure includes a channel; a cap structure comprising a plurality of cap layers on or above the channel; a source contact and a drain contact to the channel; and a castellated, stepped, or varying pattern formed in the cap layers so that gate metal deposited on the pattern forms at least two different threshold voltages and current combines in the ohmic region with essentially zero parasitic inductance.

Abstract: Methods and apparatus, including computer program products are provided for self-steering antennas. In one aspect, there is a method. The method may include receiving, at a plurality of antennas, phase shifted versions of a signal. The method may further include determining a phase relationship between the phase shifted versions of the signal. Based on the determined phase relationship, the method may include adjusting a phase of a first local oscillator to remove a phase difference between the phase shifted versions of the signal to change the phase shifted versions of the signal to being in-phase versions of the signal. The method may further include combining the in-phase versions of the signal to steer a beam to a transmitter.

Abstract: A radio frequency power amplifier amplifies an input signal at an input port, and produces an output signal at an output port. The power amplifier may include one or more amplifier stages. An amplifier stage may include an active device, and a feedback network. The feedback network may include one or more reactive elements configured to resonate at a predetermined frequency, to provide an impedance match at the input to the amplifier stage, and to provide an impedance match at the output of the amplifier stage. In some example implementations, the input and output impedance matching is caused by biasing the active device to produce a transconductance at least one of equal to or greater than a critical transconductance.
