An optical gate array includes a photodetector, an optical modulator, and a reflecting structure arranged therebetween. The photodetector, the optical modulator, and the reflecting structure are composed of semiconductor materials. The photodetector includes an MQW (Multi Quantum Well). The reflecting structure is constituted by a distributed Bragg reflector formed by alternately stacking semiconductor layers having different refractivities. The photodetector and the optical modulator are arranged to receive light from different directions. The modulation characteristics of the optical modulator are controlled by the intensity of light radiated on the photodetector. The reflecting structure connects the photodetector and the modulator electrically and isolates lights radiated on both parts. A plurality of optical gates, each constituted by the photodetector, the optical modulator, and the reflection structure, are two-dimensionally arranged.

An example of the complex is tris(2-phenylpyridine)iridium(III) and this complex can be produced by reacting iridium(III) acetylacetonate with an organic ligand consisting of 2-phenylpyridine in the copresence of an acidic substance, either an organic acid such as tartaric acid or an inorganic acid such as phosphoric acid.

Disclosed are an aluminum chelate complex capable of stabilizing the degree of vacuum in a film-forming chamber in the vapor deposition step and producing efficiently a high-quality organic EL device which shows excellent reliability and durability in practical use and an organic EL device using the said aluminum chelate complex. The aluminum chelate complex useful as an organic EL material is represented by L1Al(L2)2, contains 0.6 mol % or less of a complex represented by Al(L2)3, and is obtained by reacting an aluminum alkoxide with a quinolinol derivative and then with a phenolic compound and purifying the resulting complex to a high degree. In the formulas, L1 denotes a phenolate ligand and L2 denotes a substituted quinolinolate ligand.
