摘要: A workpiece dividing method includes: a laser processing step of forming along each street a plurality of minute holes extending in a pulsed laser beam application direction; and a dividing step of pressing the streets by a pressing member to divide a wafer along the streets. The minute hole has one end opening at least one of a front surface and a back surface of the wafer and is decreased in diameter from the one end toward the other end. In the dividing step, the pressing member is pressed against that surface of the front surface and the back surface of the wafer at which the one end of the minute hole is not opening.

摘要: A method of monitoring an operation status of a confined laser cutting tool includes emitting light in the form of laser beams from a laser source. The method includes using a nozzle to form a confining column composed of a liquid. The method further includes forming a confined laser beam, the confined laser beam defined by the confluence of the laser beams and the confining column. The method also includes sensing a characteristic of the confined laser beam with a sensor. The method further includes determining the operation status of the confined laser cutting tool based on the sensed characteristic of the confined laser beam. The method also includes deactivating the laser source when the sensed characteristic of the confined laser beam reaches a predetermined threshold. The method may also include providing an operator notification after deactivating the laser source.

The coolant inlet aperture (126) can be formed in the top face (104), the bottom face (106) and/or the flank face (108, 110, 112, 114), and the coolant outlet aperture (132, 134) can be formed in any different face (104, 106, 108, 110, 112, 114). A method of forming the internal coolant passages (128, 130) is described.

摘要: A fixing method for fixing a terminal to a conductive pattern with a brazing filler metal disposed therebetween includes: a first step of disposing the brazing filler metal on the conductive pattern; a second step of bringing the terminal into contact with the brazing filler metal; and a third step of forming a penetrating hole in the terminal by irradiating a laser beam onto the terminal. In the third step, the laser beam is irradiated onto the terminal in such a manner that the penetrating hole is filled with the brazing filler metal melted by the irradiation of the laser beam.

Methods of using a cutting gas nozzle are also described.

The diameter-increasing portion is formed on the surface side, and the first diameter-decreasing portion is formed on a bottom side.
