    Abstract: There is provided an ion implantation method, a composition for forming an ion implantation film and a resist underlayer film-forming composition. An ion implantation method including the steps of: forming a film by applying a film-forming composition containing a compound including an element in group 13, group 14, group 15, or group 16 and an organic solvent onto a substrate and baking the film-forming composition; and implanting impurity ions into the substrate from above through the film and introducing the element in group 13, group 14, group 15, or group 16 in the film into the substrate. The film-forming composition is a film-forming composition for ion implantation containing a compound including an element in group 13, group 14, group 15, or group 16, and an organic solvent. In addition, the underlayer film-forming composition contains a compound having at least two borate ester groups.

    Abstract: Disclosed is a carbamate functional reactive polymer composition, comprising an acrylic resin (a′) comprising a functional group (F3) that is at least one of a primary carbamate group, a primary hydroxyl group, a secondary hydroxyl group, and mixtures thereof, and a nonvolatile solvent (b′nv) that is not a crystalline solid at 75° C. but is a fluid solid at a temperature of free radical polymerization and comprises (i) four or more isomers, and (ii) at least two reactive functional groups (F2) that are selected from primary carbamate, primary hydroxyl, and secondary hydroxyl, wherein no more than 10% of the sum of functional groups (F2) and (F3) are primary hydroxyl groups and at least 60% of the sum of functional groups (F2) and (F3) are primary carbamate groups. In one exemplary embodiment, the reactive polymer composition is made by a disclosed method.

    Abstract: The present invention relates to a process for tailoring theology of an aqueous or water-borne coating composition using a system comprising an amount of a first hydrophobically modified polymer comprising a polymer backbone modified with a first hydrophobe and an amount of a second hydrophobically modified polymer comprising the first hydrophobically modified polymer further modified with a second hydrophobe. By incorporating a system comprising at least two hydrophobically modified polymers into water-borne coatings where the amount of all of the hydrophobically modified polymers are able to be independently adjusted, the resultant coatings may be tailored to attain a desired combination of Stormer or Brookfield viscosity and ICI viscosity.
