A method of providing a photolithography pattern can be provided by identifying at least one weak feature from among a plurality of features included in a photolithography pattern based on a feature parameter that is compared to a predetermined identification threshold value for the feature parameter. A first region of the weak feature can be classified as a first dosage region and a second region of the weak feature can be classified as a second dosage region. Related methods and apparatus are also disclosed.

The present invention relates to a carbon dioxide absorbent, an ionic liquid obtained by reacting amide and an organic acid and a method of using the same. The amidium-based ionic liquid of the present invention has excellent CO2 absorption capability, which is hardly reduced even with repeated use, is easy to synthesize and has low manufacturing cost thus being useful as a CO2 absorbent.

In a method of forming a reticle and electron beam exposure system, first electron beams are irradiated onto a first region of a blank reticle having a light shielding layer and a photosensitive layer, to form first shot patterns. Second electron beams having a cross-sectional area larger than the first electron beams are irradiated onto a second region of the blank reticle. The photosensitive layer is developed to form first and second mask patterns at the first and second regions, respectively. The light shielding layer is etched off using the first and second mask patterns as an etching mask, thereby forming the mother pattern including a first pattern in the first region and a second pattern in the second region. Accordingly, the enlargement of the second electron beams reduces the scan time for the blank reticle, thereby reducing the process time.

A musical sound source separation apparatus may include an prior information signal compressor to compress an prior information signal including a characteristic of a predetermined sound source, a mixed signal divider to divide a mixed signal including a plurality of sound sources into a plurality of segments, a Nonnegative Matrix Partial Co-Factorization (NMPCF) analyzer to acquire common information shared by the plurality of segments, by applying an NMPCF algorithm to the prior information signal, and a target musical instrument signal separator to separate a target musical instrument signal corresponding to the predetermined sound source from the mixed signal, based on the common information.
