There is provided a method of fabricating a semiconductor device wherein in a bonding surface of a silicon substrate of n-type conductivity are formed recesses having each a bonding surface of a higher order plane index than that of the bonding surface of the silicon substrate, and the substrate and electrodes and the like members are bonded together with an aluminum solder so as to decrease a forward voltage drop FVD. After forming the recesses but prior to the bonding with the aluminum solder, phosphor is diffused into a region ranging from the bonding surface to a depth of 20 microns, thereby further decreasing the forward voltage drop FVD. When cooling after the bonding, a temperature gradient is established so that temperature in the silicon substrate is higher than a temperature in the molten aluminum so that the forward voltage drop FVD can be decreased further.

A process for preparation of graphite-containing aluminum alloys includes incorporating graphite particles into an aluminum containing melt. When the graphite particles are incorporated, floating of the graphite particles to the surface of the melt is prevented by the use of certain additive metals. Before the graphite particles are incorporated into the melt, titanium, chromium, zirconium, nickel, vanadium, cobalt, manganese, niobium or phosphorus is incorporated and dispersed into the melt. The produced aluminum alloys are suitable to use as dry frictional contacts such as bearings.

This method provides an alloy thin film, compound thin film or multi-layer thin film of any composition and enhances adhesion among the particles. A method of producing a copper-graphite particles composite alloy having good mechanical properties and good wear resistant property, which comprises preparing a metal of copper base alloy containing 0.1 to 10% by weight of Ti, Cr, Zr and/or Mg, dispersing graphite particles in the melt under agitation to form a homogeneous dispersion of the graphite particles, charging the melt in which the graphite particles are dispersed homogeneously into a heat conductive metal mold, and then applying a pressure of 150 kg/cm.sup.2 or above to the surface of the melt until the solidification of the melt is finished.
